Dataset description

This archive contains the dataset associated with the publication entitled ' Broadband heterogeneous THz quantum cascade laser based on LO-phonon-assisted interminiband transitions'. We demonstrate broadband heterogeneous THz quantum cascade laser by exploiting an active region design employing longitudinal optical (LO)-phonon-assisted interminiband transitions. Continuous wave laser emission with a threshold current density of ~120 A/cm2, a dynamic range of ~3.1, and a spectrum emission spanning from 2.4 to 3.4 THz at 15 K is demonstrated.
